Die Entwicklung zu ersten MEMS-Oszillatoren, damals als Resonistor bezeichnet, gehen auf Arbeiten um bei der Firma IBM Ende der 1960er Jahre zurück. Doch erst in den 2000er Jahren gelang es, markttaugliche MEMS-Oszillatoren in Serie herzustellen.
